Research Abstract	本年度は昨年度に引き続き各班員の研究グループで精力的に研究が行われ、大略以下のように多くの成果が得られた。・InAs/AlSb量子井戸,高ドープInAs/GaSb量子井戸,PbSe/PbEuTe量子ドット,希薄磁性半導体InMnAsなどにおける超強磁場下でのサイクロトロン共鳴によって、特有の量子効果を見出した。・II-VI族量子ドットの励起子スペクトルにおいて、異常な反磁性シフトを見いだした。・量子ホール系のサイクロトロン共鳴と発光スペクトルを厳密対角化の手法によって計算し、実験結果を定量的に説明する結果を得た。・カーボンナノチューブの電子状態と輸送現象の理論的研究から、金属的ナノチューブではナノチューブが完全導体となることを理論的に予言し,ナノチューブが全く他の物質系にはない特徴的な性質を示した。・InGaAs/GaAs量子ドットの近接コヒーレント励起スペクトロスコピーにおいて、量子干渉による振動的振る舞いを観測した。・良質のGaN,InGaN薄膜単結晶および量子ドットを作製し、フォトルミネッセンスの他、サイクロトロン共鳴を始めて観測し有効質量を決定した。・量子ドットを2次元電子チャネルの近傍に埋め込んだ構造の新しい素子について、ドットによる2次元電子の散乱についての新知見を得た。また、積層型ドットの量子シュタルク効果の解析や、周期20nm程の界面凹凸を持つプレーナ超格子構造の電子伝導の測定解析を進め、その特色を明らかにした。・自己組織化量子ドットの光イオン化と変調ドープ2次元電子伝導を組み合わせた変調ドープ量子ドット赤外光検出器について強い量子干渉効果などを観測し、この検出器が非常に高い感度をもつ可能性を示した。・半導体超格子について電子の層間トンネルより頻繁に層内散乱が起こるインコヒーレント層間結合を持つ多層系においても角度依存磁気抵抗振動が生ずることを実証した。また半導体アンチドット格子系における負性磁気抵抗の起源を、古典的軌道効果と量子干渉効果の観点から明らかにした。・単電子トランジスターとして動作する半導体量子ドットに強磁場を印加することにより、サイクロトロン共鳴励起を利用して遠赤外領域での単一光子検出に成功した。さらに、並列2重量子ドットを単電子トランジスタとして動作することにより、プラズマ共鳴励起を用いることによって、零磁場下でのサブミリメータ波の光子検出に成功した。・Si/Geヘテロ構造に関して、ガスソース分子線エピタキシー法における成長条件の変化によって、形成されるGeドットの形状がどのように変化するかを詳細に検討し、歪蓄積効果を利用することにより、量子効果が十分に発現できる微少なGeドットが得られることを見出し、形状制御に関する大きな足掛かりを得た。
