Research Abstract

今年度は,新機能性進化ナノチューブ創製に有用な元になる配向制御された単層カーボンナノチューブ(SWNTs)のプラズマCVDによる合成,各種アルカリ-フラーレンプラズマにより創製された原子・分子内包SWNTsの超伝導性に関わる低温での測定を含む詳細な電気特性評価,及び昨年度までにほぼ完備されたアルカリ-ハロゲンプラズマ源に更なる改良を加えて,異種原子列接合内包SWNTsの創製とダイオード特性に関わる電気特性評価の実験を行った.
【拡散プラズマCVD法による平面基板上単独孤立垂直配向SWNTsの合成】
容量結合型高周波放電のコアプラズマから,陽極のグリッドにより仕切られた低電子温度(〜0.2eV)の拡散プラズマを用いてイオン損傷効果を制御することにより,空のSWNTsをSiベースの平面基板上に単独孤立垂直配向させることに初めて成功した.これは,本課題の目的成就は勿論のこと,SWNTsのその他の応用上極めて重要な成果である.
【各種アルカリ金属内包SWNTsの電子物性解明-安定性と温度依存性】
Cs正イオンのSWNTsへの照射量を変化させて創製したCs@SWNTsの電子輸送特性をFET配位にて真空中で測定した結果,Cs注入量が増加する共にp型から両極性を経てn型へと伝導特性が推移していくことを確認でき,CsがSWNTに内包されることにより電子ドナーの働きをしていることが判明した.次に,十分な時間イオン照射されて創製されたCs以外のアルカリ金属種から成るK@SWNTsとNa@SWNTsはほぼn型の特性を示しているのに対して,その直径が最も小さいLiから成るLi@SWNTsは両極性伝導を示し,内部配列状態・構造の電子物性への効果が示唆された.また,アルカリ金属が内包されることにより大気中での安定性が期待されるが,Cs@SWNTsの場合にTi電極を用いたFET構造で測定した結果,大気に開放してもn型の特性が維持されることが実証された.以上は室温における測定結果であるが,これを冷却して低温下での電子物性(超伝導発現や量子ドット形成)を解明すべく11.5Kで測定した結果,CsやC_<60>の内包状態における不均一性に起因するクーロン振動現象が観測され,単電子トランジスタ動作の基礎資料が得られた.
【アルカリ-ハロゲンプラズマによる原子列接合@SWNTsの創製と電気特性評価】
上記Cs@SWNTsへの対応上,反対の電気特性発現が期待できるハロゲン内包SWNTsが必要であるので,イオン源としてKClのみではなくCsIを用いて電子が殆ど存在しないCs^+-I^-プラズマを生成した.I^-負イオン照射を行いI@SWNTsを創製しそのFET特性を測定した結果,I^-照射時間が増加すると共にp型伝導特性を示すゲート電圧の閾値が正方向にシフトし,電子アクセプターのハロゲン内包によりp型の特性が一層増強されることが明らかになった.従って,正負反転基板バイアス法によりCs/I列接合内包SWNTs[(Cs/I)@SWNTs]]を創製しその電気特性を測定すると,ナノpn接合のダイオード特性が得られる場合もあるが,ショットキバリア等の反論的な課題を慎重に吟味・克服する必要がある.
以上のように進化ナノチューブは原理的には超超微細非線形電子素子としての新機能性を秘めていると言える.
