Outline of Annual Research Achievements

MBE成長装置のオープン・メンテナンス作業を行い、MBEチャンバー内の清掃、クライオポンプのメンテナンス、材料チャージ、リードスクリーン更新、ｎ型とp型のドープ制御のための自家製のフィラメント型ドーパントセルの改良を前年度末に終えたので、H27年度にそれらを用いて、光励起短パルス発生用半導体レーザー、高効率太陽電池デバイスの結晶成長を行った。太陽電池については、表面反射率の制御のため、理論計算設計と電子ビーム蒸着法による誘電体減反射コーティング膜の作製、評価を行った。単一pn接合太陽
電池を用いて太陽電池効率を決定的に支配する非輻射再接合速度の分離選択的な評価測定の実験を進めた。光励起キャリアの生成・分離・再結合を評価する、学外のテラへルツ分光、超高速分光の研究グループにも試料提供を行った。その際、実験の配置にあわせて、専用のｐｎ接合構造や、テラヘルツ分光用バルク・量子井戸試料を設計・結晶成長し、電極構造の設計・プロセスを行った。半導体レーザーについては、端面への電子ビーム蒸着法による酸化シリコンと酸化チタンの多層膜高反射コートの設計と作製を行った。さらに顕微反射分光法用いて、絶対反射率スペクトルの空間分布評価を行った。これらの試料を研究室内の大学院生に提供し、半導体レーザーの短パルス発生限界の物理、低次元性効果の評価、低しきい値の限界を決める物理などの研究を進めた
