Exploreing the Si-based wide bandgap materials for crystalline Si tandem solar cells

Outline of Annual Research Achievements

BaSi2格子内の4cサイトに酸素を、また、Siサイトに炭素をドーピングして、禁制帯幅拡大の実験を行う計画であったが、その前段階として、そもそもBaSi2中に点欠陥が発生するのか否かを調べることが重要と考えた。このため、BaSi2薄膜堆積中のBaとSiの供給レート比Rに注目し、供給レート比を変えたn-BaSi2/Si(111)の結晶性や電気・光学特性を評価することで、BaSi2光吸収層の高品質化を検討した。実験では、成長時のSiの堆積レートを0.9 nm/minに固定し、Baの堆積レートを0.9 nm/minから4.6 nm/minに変えることで、供給レート比を1.0から5.1の間で変えた試料を成長した。試料のBaとSiの原子比を測定するためにラザフォード後方散乱分析も行った。また、分光感度測定と反射率測定を行い、内部量子効率も求めた。作製した試料の分光感度特性から、堆積レート比の変化に対して分光感度スペクトルがとても敏感に変化することを明らかにした。次に、各試料のキャリア密度を測定し、分光感度とキャリア密度の関係を検討した。その結果、堆積レート比が2.0から2.6までの範囲でp型伝導を示し、その他の範囲ではn型伝導を示すとを明らかにした。また、堆積レート比が2.2に近付くにつれてキャリア密度が減少し、2.2で最少のホール密度(1cc当たり10の15乗)を記録した。よって、多数キャリア密度が小さくなることによって光生成したキャリアとの再結合が減少し、少数キャリア寿命が向上したために、分光感度特性が向上したと考えられる。以上より、高品質なBaSi2膜の作製には、BaSi2膜形成時の堆積レート比を精密に制御する必要があるとの重要な結果を得た。このことは、期待以上の成果であり、高く評価できる。
