Outline of Annual Research Achievements

極低温微細固体窒素粒子噴霧によるレジストはく離・除去特性を解明するためには,微細固体窒素粒子の衝突がレジストへ及ぼす影響に関して解析を行う必要がある.本年度は,まず極低温微細固体窒素粒子のウエハ基板表面への衝突・変形挙動に関するFSI(Fluid-Structure-Interaction) 数値解析を行い,固体窒素粒子のレジストに対する衝突角度,衝突速度及び粒子径の変化がレジストはく離・除去特性に及ぼす影響に関して数値解析的検討を行った.その結果,粒子衝突角度とレジスト相における最大Mises応力はほぼ線形関係にあり,衝突角度が90°に近いほどレジスト相に作用する最大Mises応力が増大すること
が判明した.
続いて,高密度水素精製・輸送・貯蔵とリスク管理に関する連成科学的アプローチに基づく基礎研究を推進した.リスクアセスメントならびに新エネルギー複合化による高密度水素製造・輸送・貯蔵・充填・走行に関わるトータルシステムの創成に関わる研究が重要視されてくるものと考えられるため,以下の流体-材料連成科学的アプローチからなる先端研究を実施した.70MPa高密度水素充填技術とリスク管理システムの創成に関するスーパーコンピューティングを行った結果, 3分間高速充填連成解析システムの開発を行い,70MPa高圧水素高速充填現象に関する流体-材料連成コンピューティングにより気相状態と材料応力分布の同時解析が可能となった.また,水素貯蔵タンクの亀裂発生と水素漏えい・拡散予測,爆発ダメージシミュレーションを行い,材料側のクラック成長と水素漏えい時における濃度拡散の連成解析が可能となった
