Outline of Annual Research Achievements

(1)高キュリー温度n型(In,Fe)Sbの実現:Fe濃度16%をInSbに添加したところ、キュリー温度が335Kと非常に高いn型強磁性半導体(In,Fe)Sbの結晶成長に成功した。また、同じFe濃度では(In,Fe)Sbが(Ga,Fe)Sbの約2倍の高いキュリー温度を示し、従来のMn系強磁性半導体の平均場Zenerモデルではまったく説明できないことが分かった。これらの結果から、バンドギャップが狭い方が鉄系強磁性半導体の強磁性が強くなるという独自な設計論を提言した。また、室温強磁性(In,Fe)Sb薄膜において、異常ホール効果を評価したところ、実用化されているInSbの高感度ホール効果磁気センサーよりも高い感度係数を示すことが分かった。これらの結果から、ナローギャップ鉄系強磁性半導体はホール効果磁気センサーとしては非常に優れることを実証した。
(2)δドーピング技術による(In,Fe)Asの高キュリー温度化:GaAsオフ基板上に、δドーピング技術を使って、室温強磁性の(In,Fe)As薄膜の結晶成長に成功した。これらの成果により、(In,Fe)As,(Ga,Fe)Sb,(In,Fe)Sbにおいてすべて室温強磁性を実証した。
(3)スピンダイオードの超巨大磁気抵抗効果のメカニズムの解明:(Ga,Fe)Sb/(In,Fe)Asスピンダイオード構造において観測した超巨大磁気抵抗効果のバイアス依存性、温度依存性を系統的に調べ、超巨大磁気抵抗効果はスピンバルブ効果とスピン分裂効果の組み合わせによって説明できることを根拠づけた。
(4)スピンバイポーラ構造における巨大磁気抵抗効果の観測:n-GaAs/p-GaSb/p-(Ga,Fe)Sb/n-(In,Fe)Asのスピンバイポーラ構造において、200%に及ぶ巨大な磁気抵抗か効果を観測した。

Reason

本研究計画の研究目標としたスピンダイオード、スピンバイポーラトランジスタ、スピン電界効果トランジスタはすべて作成に成功した。また、スピンダイオードとスピンバイポーラトランジスタ構造において数100%と超巨大な磁気抵抗効果を観測できた。また、すべての鉄系強磁性半導体において、室温強磁性を実証した。

Strategy for Future Research Activity

(1)スピンバイポーラトランジスタ構造における巨大な磁気抵抗か効果のメカニズムの解明:n-GaAs/p-GaSb/p-(Ga,Fe)Sb/n-(In,Fe)As構造において、強磁性ベースである(Ga,Fe)Sbと強磁性コレターである(In,Fe)As間の巨大な磁気抵抗効果をベースの電位依存性および温度依存性を系統的に調べ、その発現機構を明らかにする。
(2)(In,Fe)Sbにおける異常ホール効果を用いるスーパー高感度磁気センサーの開発:Fe添加量を増やして、(In,Fe)Sbのキュリー温度および異常ホール係数の増加を目指す。また、(In,Fe)(Sb,Bi)の混晶を作製し、バンドギャップを減らすとともに、スピン軌道相互作用を増大させて、内因的な異常ホール効果と外因的な異常ホール効果を劇的き改善する。最終的には、ホールセンサー感度係数を従来のInSbホールセンサーよりも一桁高い10mV/mT/Vの感度係数を実証し、実用化を目指す。
