Outline of Annual Research Achievements

(-1-12-2)面GaNを用い[-1-123]方向にSiO2マスクのストライプ方向を取り,その上に有機金属気相エピタキシー(MOVPE)MOVPEによるGaNの再成長を行うと,半極性および無極性からなる極性面フリーマルチファセットが形成できるが,そのマスクサイズによって各ファセット面のサイズ比や形状をコントロールできる.このことは,InGaN量子井戸からの多波長発光スペクトルの合成の自由度を高めることに繋がる.そこで,ストライプのウインドウ幅w (μm)とマスク幅m (μm)として,(w, m)=(15, 5)のA構造と(w, m)=(5, 5)のB構造を準備し,その上にMOVPE成長によってInGaN量子井戸3次元構造を作製した.その結果,A構造上では,{1-100}無極性面,{1-101}および (-1-12-2)半極性面で構成されるが,B構造上では最上面の (-1-12-2)半極性面が消失し,{1-100}無極性面および (-1-12-2)半極性面から構成される3次元構造となることが分かった.また,A構造からは青緑系のパステル色となるのに対して,B構造からは青紫系のパステル色が得られた.そこで,A構造とB構造を1対1で組み合わせた3次元構造上にpn接合を形成しLEDの試作をしたところ,蛍光体フリーで白色LEDの駆動に成功した.これは,極性面フリー3次元構造においてはじめての成果である.
さらに,AlN <1-100>の等価な2方向により囲まれた,凸型または凹型の菱形を2次元状に配置した新たな3次元構造を提案し,この上にAlGaN系量子井戸をMOVPE再成長により形成することで,深紫外域の多波長発光の広帯域化に成功した.
