Realization of electrically pumped organic semiconductor laser by combining organic laser dye with organic-inorganic hybrid perovskite

Outline of Annual Research Achievements |
トランジスタに関しては、ペロブスカイト成膜条件や素子構造の最適化を行うことにより、ホール移動度を最大で26cm2/V sまで向上させることができた(Adv. Mater. 28, 10275-10281, 2016)。電極構造を工夫することでペロブスカイトトランジスタをn型駆動させることにも成功し、最大で4.8cm2/V sの電子移動度が得られた(Appl. Phys. Lett. 109, 253301, 2016 and Appl. Phys. Express 10, 024103, 2017)。この結果を用いれば、レーザー応用へ有用なペロブスカイトトランジスタのアンビポーラ駆動の実現が期待される。我々が見出したダブルコート法を用いると自然放射増幅光閾値が低減することを見出した(Chem. Phys. Lett. 661, 131-135, 2016)。しかし、欠陥の存在によりペロブスカイト膜の発光量子収率が極めて低いことが問題であった(<1%)。そこで、欠陥が極めて少ないペロブスカイト単結晶を作製したところ、発光量子収率は50%以上に向上することを見出した。現在、フランスのファブリス博士との共同研究でペロブスカイトにレーザー色素を導入する検討を行っている。レーザーへの応用を目指して、電子線リソグラフィーを用いてグレーティングの作製を行った。グレーティングの品質を確認するために既存の有機レーザー色素を用いてレーザー発振特性を評価した。極めて低閾値の擬似CWレーザー発振に成功した(Adv. Opt. Mater. 4, 834, 2016)。現在、本助成により得られた上記成果を組み合わせて有機半導体レーザーの実現を目指して検討を行っている最中である。
