Spin-related Properties of Ferromagnet/Semiconductor Hybrid Structures and Their Application to Low-power Functional Devices

Outline of Annual Research Achievements

(1) III-V 族系スピン機能ヘテロ構造材料の開発: 1) GaMnAs超薄膜・量子井戸を含む共鳴トンネル素子を作製し、本研究チームが開発した強磁性半導体の共鳴トンネル分光法を用いてその電子状態と磁気異方性を調べた。2) 強磁性半導体の量子井戸薄膜の膜厚を変えて正孔の量子閉じ込め効果の強さを変えることにより、バイアス電圧によって磁化の向きやすい方向(磁化容易軸、磁気異方性)を人工的に制御できる新たな可能性を示した。これは将来のスピントロニクスを用いたデバイスにおいて、低い消費電力で磁化を制御できる新方式の実現につながる成果である。
(2)IV 族系スピン機能ヘテロ構造材料の開発とデバイス応用: 強磁性金属/絶縁膜/Siからなるトンネル接合において、スピン注入と検出、輸送の理論を確立し、強磁性金属/絶縁膜の界面に形成されるdead layerの抑制が重要であることを実験により実証した。薄いMg層を挿入したFe/Mg/MgO/Si接合においてスピン輸送効率の向上を示した。
(3)狭ギャップ半導体スピン機能ヘテロ構造材料の開発とデバイス応用: 1) n型強磁性半導体(In,Fe)Sbを作製し、この材料ではキュリー温度TCが335 Kに達し、室温での異常ホール効果が大きく現在最も感度の良いInSbの正常ホール効果によるセンサーよりも感度が良いセンサーデバイスが作製可能であることを示した。 2) n型強磁性半導体(In,Fe)Sbをチャネルとする電界効果トランジスタ(FET)を作製し、ゲート電界によって電子濃度を変調し、電気的手法でTCを変調できることを示した。これにより、真性の電子誘起強磁性半導体であることを示した。ただし、電子濃度に依存しない強磁性秩序の寄与もあり、これが近接Fe原子間の強磁性的超交換相互作用である可能性を示した。

1: Research has progressed more than it was originally planned.

Reason

III-V族、IV族、および狭ギャップ強磁性半導体とそのヘテロ構造のすべてにおいて、材料物性および機能開発の研究を行い、大きな進展を得た。GaMnAsの強磁性転移に伴い電流を担うキャリア(正孔)の散乱が抑えられコヒーレンスが増大するという発見、GeFeにおいてIV族で最も高いキュリー温度Tc(220K)を実現、さらにFe濃度揺らぎにより室温強磁性をもつナノスケールドメインが存在することを見い出した。狭ギャップ強磁性半導体においては、n型(In,Fe)Asの伝導帯における大きなスピン分裂の発見と実証、p型(Ga1-x,Fex)Sb(Fe濃度xは最大25%)の作製に成功し、真性の強磁性半導体であること、TCが340Kに達することを示した。さらにn型強磁性半導体(In1-x,Fex)SbにおいてもFe濃度x=16%でTCが335Kに達することを示した。これらは世界トップレベルの大きな成果である。最近では、n型強磁性半導体(In,Fe)Asからなるスピン江崎ダイオードを作製し、そのスピン依存バンド構造を用いて磁気伝導度(磁場による電流の変化)の大きさと符号を電圧で制御することに成功、半導体デバイス(江崎ダイオード)に新たなスピン機能を加えた(GaFeSbの高いTCとスピン江崎ダイオードの研究成果は、Applied Physics Letters誌のFeatured Article(注目論文)に選ばれ、広報としてScilight記事に掲載された)。さらにわれわれが開発したn型室温強磁性半導体(In,Fe)Sbをチャネルとする電界効果トランジスタを作製し、ゲート電界によって電子濃度を変調し、キュリー温度を変調できることを示した。このように次々と顕著な成果を挙げている。

Strategy for Future Research Activity

それぞれの材料系において、さらなる高品質材料の作製(結晶成長条件の最適化)、強磁性発現機構の解明、高品質の超薄膜・ヘテロ接合の作製、強磁性トンネル接合やスピントランジスタなどスピントロニクスデバイスに向けた機能の発現と実証に向けた研究を進める。
