Spin-related Properties of Ferromagnet/Semiconductor Hybrid Structures and Their Application to Low-power Functional Devices

Outline of Annual Research Achievements

■これまで不可能であった室温以上のキュリー温度をもつ新しいp型強磁性半導体(GaFeSb)およびn型強磁性半導体(InFeSb)の作製に成功し、基本物性を明らかにした。従来の実験結果と実績を基に、Fe添加III-V族強磁性半導体新しいデザインルールを創出した。
■垂直磁気異方性をもつ単一の強磁性半導体GaMnAs薄膜に電流を流すだけで、スピン軌道相互作用によるきわめて高効率、低電流(従来より2桁低い電流密度JC = 3.43 × 10~5 Acm-2)で180°磁化回転をすることに成功した。
■すべて半導体でできた非磁性半導体(InAs)/強磁性半導体((Ga0.8,Fe0.2)Sb)からなる二層ヘテロ接合を作製し、新しい電子伝導現象(大きな磁気抵抗効果)を発見した。さらに、この接合をトランジスタに加工しゲート電圧によってInAs薄膜中の波動関数を変化させ、近接効果による磁気抵抗を大きく変調することにも成功した。
■Fe/トンネル障壁/Siスピントンネル接合を形成し、界面構造を系統的に制御することにより、強磁性電極(Fe)から半導体(Si)へ高効率のスピン注入と検出を行う技術を確立した。Si二次元電子チャネル中の運動量散乱とスピン散乱の関係を定量的に明らかにした。運動量緩和機構に依らず、運動量散乱14000回に1回の割合でスピン散乱が起こることを示した。さらに、半導体(Si)へ高効率のスピン注入と検出を行う技術と科学的理解を基に、室温でSiをチャネルとする横型スピンMOSFETを作製し、室温での動作を実証した。
■GaMnAs/GaAs/GaMnAsから成るヘテロ接合を作製し、メサ構造にサイドゲートを付けた縦型スピンMOSFETを作製した。大きな磁気抵抗(磁気電流比)とサイドゲートによるトランジスタ動作とトンネル磁気抵抗効果の変調を実現し、縦型スピンMOSFETの動作を示した。
