Field-effect transistors with organic-inorganic perovskite semiconductors

Outline of Annual Research Achievements

有機無機ペロブスカイトトランジスタ特性を向上させるために、ペロブスカイト成膜条件の最適化およびトランジスタ構造の最適化を行った。具体的には、ヨウ化アンモニウム単分子膜で表面修飾した基板上にペロブスカイトを成膜すると、結晶性に優れた高品質なペロブスカイト薄膜が得られることが分かった。さらに、トップコンタクト・トップゲート構造を採用すると、接触抵抗が減少し、トラップ密度が小さなペロブスカイト/トップ絶縁膜界面にキャリアを流せることも分かった。このような手法を組み合わせることで、ペロブスカイトトランジスタのホール移動度は平均で12cm2/V s、最大で15cm2/V sまで向上し、ヒステリシスがほぼ完全に消失することを明らかにした(Adv. Mater. 28, 10275-10281, 2016)。また、低仕事関数の金属電極とペロブスカイトの間の化学反応を抑制するために、この界面にC60バッファ層を挿入した。その結果、化学反応が抑制されるばかりでなくC60層を介して電子が注入されるようになり、ペロブスカイトトランジスタをn型駆動させることができるようになった(Appl. Phys. Lett. 109, 253301, 2016)。ここで得られた電子移動度は平均で1.5cm2/V s、最大で2.1cm2/V sであった。しかし、接触抵抗の影響が未だ大きな問題であった。そこで、本来のペロブスカイトトランジスタの性能を引き出すために、ソース・ドレイン電極間の距離(チャンネル長)を大きくした。チャンネル長を400um以上に大きくすると全抵抗に対する接触抵抗の影響が極限まで小さくなるためにペロブスカイトトランジスタのホール移動度と電子移動度はそれぞれ26cm2/V sと4.8 cm2/V sまで増加することを見出した(Appl. Phys. Express 10, 024103, 2017)。

Reason

本課題を申請した当時、「電極とペロブスカイトの間の大きな接触抵抗」、「大きなヒステリシス」、「低い大気安定性」、「低仕事関数金属電極とペロブスカイトの間の化学反応」などの問題が残されていた。これらの中で「低い大気安定性」の問題以外は解決されつつあり、本研究はおおむね順調に進展していると考えられる。

Strategy for Future Research Activity

ペロブスカイトトランジスタの高性能化を目指して、以下の研究を予定している。
(1)スピンコート条件(回転数、溶液濃度、組成、溶媒)や加熱条件(加熱温度、加熱時間)を変えて成膜したペロブスカイトの過渡PL特性、熱刺激電流特性、トランジスタ特性を比較することから、欠陥密度が低く、ホール移動度が高いペロブスカイトが得られる条件を探索する。欠陥がない究極なサンプルとしてペロブスカイト単結晶を溶媒蒸発法などにより成長させ、ソース・ドレイン電極付きの基板に貼り付けることで単結晶トランジスタを作製することも試みる。
(2)メチルアミン、有機アミン、メタルハライドの組成を制御することで、ペロブスカイト構造中の無機層の厚みを制御することができる。n=∞の3次元ペロブスカイトは自由キャリア密度が高いためにトランジスタとして扱いにくいが、これまで用いてきたn=1のペロブスカイトよりもn=2やn=3のペロブスカイトでは無機層の厚みが大きいために高い移動度が期待される。このような無機層の厚み制御により移動度を向上させる。
(3)大気中で観測されるペロブスカイトの急激な劣化の原因を明らかにするために、酸素下、水分下、連続光照射下、またはそれらの組み合わせ条件下におけるペロブスカイトの安定性を評価する。例えば、材料の酸化や還元が生じているならば、これらを抑制するためにペロブスカイト中にマイルドな還元剤や酸化剤(例えばベンゾキノンなど)を微量ドープし、安定性を向上させることを試みる。
(4)ペロブスカイトトランジスタに電子とホールを同時に注入しアンビポーラ駆動させるためには非対称の電極構造を用いる必要がある。例えば、シャドーマスクを通してC60と低仕事関数の金属を斜め蒸着し、逆の位置から金電極を斜め蒸着すれば、片側の低仕事関数金属/C60領域からは電子が注入され、もう片側の金のみの領域からはホールが注入されるために、アンビポーラ駆動が期待される。
