Outline of Annual Research Achievements

本研究では、化合物半導体GaAs/AlGaAs、このAlGaAsを酸化させて作製するアルミナ系酸化物(AlGaOx)、および酸化チタン(TiOx)のナノスケール機能に注目し、これらを組み合わせた新ナノワイヤ材料を確立し、光触媒応用することを目的として研究を実施した。
ナノワイヤ試料作製技術の開発では、高品質GaAs/AlGaOx/TiOヘテロ構造ナノワイヤ作製のため、結晶成長と酸化技術を確立を行った。その結果、2インチのSi基板上に大面積で市販p型GaAsと同程度以上の発光強度を有するナノワイヤ群の成長に成功した。さらに、自然酸化を用いることでプロセスダメージのない状態でアモルファスAlGaO層をGaAsナノワイヤに形成できること、また、同AlGaOが適切に内部GaAsの光閉じ込め効果を発揮し、発光強度増強効果を得るとともに、年単位でその特性を維持する保護層として有効であることを見出した。また、形成されたGaAsナノワイヤ最外殻にTiOをスパッタリングすることで、適切にナノワイヤにnm単位で膜厚制御されたTiOをコーティング、コア-シェル型ナノワイヤとして形成できることを確認した。1cm角のサイズで形成したn型Si基板上GaAsナノワイヤ群を用いた光陽極作用を検討したところ、GaAs薄膜と同程度の電流発生を得ることに成功した。これより、Si基板上ナノワイヤを用いた光触媒および光電気化学応用の展望を得た。また、水蒸気酸化で得たAlGaOx層から白色発光が得られ、同発光がナノワイヤ形状を反映した偏光特性を有することを見出し、新しい光源となる可能性も見出した。
