Outline of Annual Research Achievements |
本研究は,高強度コヒーレントテラヘルツ光源への応用を目的として,半導体二次元量子井戸や二次元原子薄膜内の電子電荷の集団密度振動波(プラズマ波)に対する電子ドリフト流の超速度現象を利用した衝撃波(プラズモニックブーム)の発生に他に先駆けて挑戦する.高電子移動度トランジスタのチャネル寸法を周期的に変調し,電流連続式に従って電子ドリフト速度がプラズマ波速度を交差して空間的に繰り返し変調される系を構成する.理論的には,ドリフト速度がプラズマ波速度を超越した瞬間に超音速のごとき強烈な衝撃波(プラズモニックブーム)の発生が見込まれる.これを周期的に重畳させることで,従来にない巨大なプラズマ不安定性を生じせしめ,かつ,素子の周期構造をアンテナとして作用せしめ,自由空間放射のテラヘルツ波を生成せしめようとするものである. 今年度は、実施2年目最終年度として、以下の実績を挙げた。 1.デバイスモデリング:ENOにGhost Fluid法を組み込んだFDTD解析法を完成し,デバイス設計,実験結果の解析・フィードバックに活用した。具体的には、前年度試作評価で実証に成功した非対称二重回折格子ゲート構造によるグラフェンチャネル電界効果トランジスタにおけるテラヘルツ帯コヒーレント巨大共鳴増幅作用がプラズモン不安定性に起因するものであることを数値解析による再現によって検証することに成功した。 2.デバイス試作・評価:テラヘルツ放射効率とアンテナ構造の観点から素子構造改良指針を明らかにし,目標の放射強度実現に挑むに,テラヘルツ放射のコヒーレンシー,強度,周波数可変性の見通しを得た。 3.総括:プラズモニックブームの実現とそのテラヘルツ応用の可能性の見通しを得た。
