Outline of Annual Research Achievements

局所および非局所配置のスピンバルブ素子では,偏極キャリアおよび純スピン流のスピン依存散乱が電気信号として明確に観測され,スピン注入および伝導を研究するのに極めて適している.原子番号が小さいほどスピン軌道相互作用は小さく,軽元素ほど長いスピン拡散長が期待され,カーボンから成るグラフェンやカーボンナノチューブが1 μm以上のスピン拡散長を期待されて活発に研究されているが,ダイヤモンド系材料に関する研究はまだ殆ど無い.ナノダイヤモンド半導体を中間層としたスピンバルブ素子を作製して,ナノダイヤモンド内のスピン拡散長を明らかにすることを目的として研究を行っている.
Fe/UNCD/Fe3Si縦型構造の素子をマスク法で作製した.具体的には,Si(111)基板上にスパッタ法でFe3Si層をエピタキシャル成長した後,超ナノ微結晶ダイヤモンド(UNCD)膜を同軸型アークプラズマ堆積法で堆積し,最上層にFe層をスパッタ法で堆積してFe/UNCD/Fe3Si構造とした.透過型電子顕微鏡の観察から,積層界面で原子拡散は起こるものの,UNCD層は層構造を保って堆積できていることを確認した.試作したUNCD層厚60 nmの試料で,磁化曲線から強磁性層間の平行・反平行状態の実現,さらにはそれに対応したスピンバルブ信号を室温で観測した.その一方で100 nm程度でUNCD層は剥離してしまい,1μm以上のUNCD層を形成するのは技術的に困難であることがわかった.
そこで,UNCD膜上の強磁性電極間に微細なギャップ幅を有した横型スピンバルブ素子の創製にも取り組んだ.ギャップ幅は,電子線リソグラフィーにより作製したレジスト細線パターンをリフトオフすることで形成した.既に200 nm~1 μm幅の形成にも展開出来ることを実証し,今後の研究展開の見通しを得た.

当初の予定であった縦型素子の作製に問題が生じたが,横型の素子構造にうまく展開できた.

Strategy for Future Research Activity

横型素子の試作に成功して,平行・反平行のスピンバルブとしての挙動を確認した.今後,強磁性電極間の距離を変化させることで,UNCD層中のスピン拡散長を詳細に調べていく予定である.
