二次元極限材料における高エネルギー励起キャリアの光電変換機能探索

Outline of Annual Research Achievements

本研究の目的は、二次元極限材料における高エネルギー励起キャリアの光電変換機能探索である。応募者が発見した、二次元極限材料遷移金属ダイカルコゲナイド(TMD)における高エネルギー励起キャリア生成機構と、TMDヘテロ構造間の電荷・エネルギー移動機構を組み合わせ、ハイブリッド構造間の相互作用制御方法を確立する。本研究を通して、光電変換過程で熱として散逸されていた光励起キャリアの余剰エネルギーを有効に利用するホットキャリア型光電変換デバイスの原理実証を目指した。
初年度はまず、1. イオン液体をゲート誘電体とした二次元材料光検出器の作製と、2. ヘテロ構造を用いた光検出器の作製を目指した。1.に関しては二次元材料WSe2原子層においてp-n接合形成を確認し、さらにそこで光検出ができることを示した。ここまでの結果を論文としてまとめ、米国応用物理学会誌Applied Physics Lettersに成果発表した。2.に関しては二次元材料MoS2と同じく二次元材の料黒リンを重ね合わせてヘテロ構造を作製し、フォトトランジスタを作製した。MoS2と黒リンとの間に二次元のp-n接合が形成され、単体の黒リンと比べてフォトレスポンスが向上することを示した。この研究成果をアメリカ化学会、アメリカ化学工学会、材料科学会で発表した。以上、1.と2.の成果を応用し、今後の二次元極限材料における高エネルギー励起キャリアの光電変換機能探索へと発展することが期待される。
