Research Abstract

本年度の成果は以下のようである。
(1)高いキュリー温度を持つ磁性半導体合成のための同時ドーピング法のデザイン昨年度に引き続き同時ドーピング法により母体半導体に遷移金属を高濃度に添加する方法を提案した。本年度は、同時ドーパントとして格子間不純物(Li, Na, Be, Mg, Cu等)に注目し、KKR-CPA-LDA法による混合エネルギーの第一原理計算を行った。格子間不純物添加により混合エネルギーが大きく減少し、Mnの高濃度添加が可能となることがわかった。さらに、動的モンテカルロシミュレーションにより、格子間不純物の拡散をシミュレートし、結晶成長後に熱処理により同時ドーパントを取り除きキュリー温度を上昇させることができることを示した。
(2)新しい酸化物ベース磁性半導体の材料設計
半導体スピントロニクスデバイスのためのスピン偏極源として、MgOに遷移金属元素Ti, Crを添加した系や、MgO,CaO,SrO,BaOにNを添加した系について第一原理から電子状態やキュリー温度を計算した。磁性元素を含まない新しいタイプの磁性体の予言という点で興味深いが、高いTcを得るためには高濃度ドーピングが必要であり実用的なスピントロニクス材料としてはあまり有望ではない。
(3)4族半導体ベース磁性半導体のマテリアルデザイン
環境調和性の良い半導体スピントロニクス材料の設計として、SiやGeにFeやMnを添加した系について第一原理電子状態計算を行い物質設計を提案した。
(4)ZnO半導体材料におけるスピノダル分解の実証実験
ZnOベースの(磁性)半導体材料についてマテリアルデザインに基づき材料合成を行い、スピノダル分解の予言を検証した。
