放射光光電子顕微鏡によるナノ分光法の開発

Research Abstract

今年度は、1)組成傾斜試料作製用パルスレーザー堆積(PLD)装置の開発と作製した抵抗変化素子の光電子顕微鏡(PEEM)電子状態マッピング、2)LSMOナノ構造における磁区構造観察、3)LSI用高誘電率HfO2薄膜の局所的な熱的変化観察、4)PLD成長InGaN薄膜の面内元素分布、5)3次元ナノESCA装置の設計・製作、に重点化して進めた。
1)については、レーザー走査方式PLD装置を開発し、均一な組成傾斜試料作製を実現した。作製したPr1-xCaxMnO3薄膜にパルス電界を印加し、低抵抗状態と高抵抗状態における電子状態を解析して、局所的還元反応を見出した。この成果は従来メカニズムが不明であったために開発に支障をきたしていた抵抗変化素子開発にとって重要な知見を与えるものである。
2)については、磁気円二色性PEEMを用いてLal-xSrxMnO3ナノ構造における磁区構造観察を行い、ステップ誘起一軸磁気異方性と形状異方性に加えてサイズ効果が磁区形成に重要であることを明らかにした。これは、次世代磁気記録素子開発に必要なトンネル磁気抵抗素子用単磁区構造電極を開発する上で重要な知見であり、論文発表とともに新聞発表を行った。
3)については、次世代LSI用高誘電率HfO2薄膜の局所的な熱的安定性を解明するため、放射光光電子顕微鏡装置内で試料を加熱して局所的な反応kineticsを解析した。この成果は半導体理工学研究センターとの共同研究としても進めており、次世代LSI用ゲート絶縁膜の開発に必要なプロセス提案に繋がる重要な結果である。
4)については、イタリア放射光研究所において300nm軟X線ビームを用いた走査型光電子顕微鏡実験を行った。InGaN薄膜から明瞭な面内元素分布が得られ、またIn-rich,Ga-rich領域の価電子帯スペクトルから電子状態の2次元マッピングが可能であることを初めて見出した。この結果は、相分離のない均一なInGaN薄膜を低温で成長する技術開発に繋がった。
5)SPring-8長直線部(27m)に設置する東大放射光アウトステーションの建設を進めた。また50nmナノビーム角度分解光電子分光装置の設計および開発を行った。2009年10月からの実験開始をめざしている。
