Research Abstract

動的再構成が可能なVCO, LNA, Mixer, PAについて研究開発を行った。電圧制御発振器(VCO)については、前年度は、周波数分周器、ミキサ、結合器などから構成されるDSMCD (Divider-Switch-Mixer-Combiner-Divider)方式とDSMCDD (Divider-Switch-Mixer-Combiner-Divider-Divider)方式の広帯域化回路により、それぞれ0. 98GHz〜6. 6GHzと0. 49GHz〜6. 5GHzの周波数可変範囲を実現した。DSMCDD方式のVCOで、位相雑音は最高-137dBc/Hz-1MHz offset@0. 6GHzであった。しかし、消費電力とノスプリアス特性に課題があったため、今年度は多分周ディバイダを用いることによる広帯域化回路を検討した。位相雑音特性は、3GHz発振時で-120dBc/Hzである。15MHz〜6. 0GHzの超広帯域動作を5. 23mWで実現した。レイアウト面積は140umx250umであり、15分の1程度である。FoMT特性で、-212dBc/Hzを実現し、現状で世界最高性能を実現した。無線回路のための広帯域VCOとして利用が可能である。低雑音増幅器については、妨害波除去および自送信波除去のためのフィルタ機能を備えた回路構成について検討を行った。1. 5GHz〜2. 6GHzの帯域において、妨害波の除去が可能である。この時の消費電力は、利得段が3. 6mWで、フィルタ部が0.9mWであった。マルチバンド携帯電話での利用が可能である。また、電力増幅器においては、2次および3次の高調波を除去することが可能な回路方式を考案した。
