Research Abstract

量子サイズナノ結晶シリコンにおいて生じる可視発光、弾道電子放出、超音波放出について、プロセス技術、特性制御、デバイス化の基礎検討を行った。研究項目毎の主な成果を以下に示す。
(1) 可視発光:前年度までに開発したナノ構造形成技術、表面酸化・アニール技術をさらに発展させて、バンドギャップ拡大による発光の短波長化を図り、高効率で安定な青色発光を得た。また、この青色発光が従来とは異なる顕著な燐光性を示し、ドープした色素分子や希土類元素への光エネルギー伝達に利用できることを見いだした。関連した光機能としてナノ結晶シリコンダイオードの光導電特性を測定し、印加電界によって光キャリアの雪崩増倍効果が生じることを確認した。
(2) 弾道電子放出:真空中では、並列電子ビーム露光および超高感度撮像への応用検討を進め、それぞれ、3mm角の大面積基板における一括露光、画素プローブが可能なレベルまでの放出電流向上、を実現した。気体中では、Xe分子の直接励起による真空紫外光発生の効率を向上させた。さらに溶液中では、弾道電子の強い還元力が水素生成だけでなく、固体薄膜堆積にも応用できることを明らかにした。
(3) 超音波放出:周波数応答の平坦さを最大限に利用すべく、前年度より高いサンプリング周波数によるデジタル駆動を適用し、オーディオ帯でも小型・薄型のスピーカーとして動作する見通しを得た。また、小型化した本超音波エミッタを小動物の音声交信機構を研究する手段に用い、従来は困難であった複雑な超音波交信の解析に有効であることを確認した。
