Research Abstract

本研究は,ソーラーセルへの適用が可能な球状Si結晶を高効率に生産するドロップチューブプロセスの確立を目的としている.この点から初年度は様々の状態からのSiメルトの噴射を行い,その結果,固液共存のsemi-solid状態からの噴射は,通常のメルとからの噴射に比べて,予め固相、すなわち優先核生成サイトを含んだ状態からの噴射であることから,メルトの過冷却を抑え,低過冷度からの結晶化により性状の優れた球状Si結晶の収率を向上させることを明らかにした.しかしながら,このプロセスには噴射に適したsemi-solid状態形成の再現性に難があることから,次年度は,semi-solid状態に替わる状態,すなわち固相シリコンと同様に結晶化の際の核になり得る異物質を優先核生成サイトとして利用することを試み,AlPが有力な候補となることを明らかにした.しかしながらAlPの添加はソーラーセルに適した結晶の収率を向上させるものの,過剰な添加は核生成サイトの過剰化を招き,却って結晶性を損なうことから,AlPの添加量の最適化は,次の課題として残った.この点から,最終年次である20年度は,AlPの添加量の最適化を検討した.具体的には,熱力学的な考察からSi中のAlPの溶解度積を推定し,前年度に実験的に求めたAlPの最適添加量10^<16>/cm^3〜10^<17>/cm^3は,Siの融点に近い〜1700Kにおける溶解度積に相当することを導いた.この結果は,AlPの添加量は,Siメルト中では分解し,融点近傍で再晶出するように制御することが結晶性の良い試料を得る方法であることを示唆している.
