Research Abstract

InGaN/GaN多重量子井戸を発光層とする自己形成型GaNナノコラム結晶における多色発光現象の発現機構を説明する有力なモデルを構築した。デバイス応用技術として金属膜上フレキシブルナノコラムLEDを作製し室温赤色発光を得た。また、Tiマスクによるナノ結晶の位置・形状制御技術、ナノコラム径による青色から赤色までの発光色制御技術、なよび新しい機能性ナノ結晶であるGaNナノウォールを降開発した。
