電磁界を考慮した半導体デバイス解析による群遅延特性の改善

Research Abstract

今年度は群遅延解析を行うため電磁界を考慮した半導体デバイス解析を、TDFD法をベースにした電磁界・半導体同時シミュレーションならびに実験に基づき行った。開発した手法の有効性を確認するため、先ず、表面波導波路の一種であるPDTL線路とHEMT素子が実装された60GHz帯増幅器モジュールのシミュレーションを行い、解析結果が実験結果を良く説明できることを確認した。これに基づき、長グートフィンガー構造のInGaP/GaAs HBTならびにAlGaN/GaN HEMTに対する電磁界・半導体同時シミュレーションを実施し、この結果と実験結果を比較した。これにより、高精度で電磁界・半導体同時解析を行うことができ、群遅延を含めて能動素子のマイクロ波ミリ波諸特性が精度良く解析できることが実証された。加えて、集中定数型回路ならびに分布定数形回路の有する群遅延特性を把握し、群遅延特性に優れる完全分布定数形回路によりミリ波帯スイッチを実現した。また受動素子であるアンテナの最小寸法と超広帯域特性との関係を明らかにし、今後のアンテナ素子による群遅延特性発生メカニズム解明の糸口を見出した。
