Within this project, significant progress has been made towards collecting reliable diagnosis data from chips in the face of timing uncertainties and enabling diagnosis of defects with complex timing behavior. Two new methods were published for applying test data and gathering test responses reliably in the face of potential IR-drop and clock skew issues in the test infrastructure. One method is based on static structural circuit analysis and the other method is based on accurate GPU-accelerated timing simulation. Furthermore, a new soft-error tolerant latch was published that for the first time enables testing and diagnosing of latch-internal production defects without compromising soft-error tolerance. A new fault diagnosis approach has been published that enables for the first time the identification of small delay defects from highly compressed production test responses that contain the combined effects of the actual defect and omnipresent and unknown delay variations. Furthermore, a first diagnosis approach has been proposed that can identify hidden delay defects. Hidden delay defects pose a reliability threat and require special testing and diagnosis techniques as they can not be detected by standard at-speed delay testing. Four papers have been published and one poster has been presented at various international conferences. Seven work-in-progress talks have been given at various domestic and international workshops. One more paper is currently under review for an international conference later this year.
