Research Abstract

前年度までに確立した同位体薄膜の合成プロセスを用いて、ZnO、GaN、AlNの同位体人工超格子を合成し、拡散係数の算出など、物性評価を中心とした研究を実施した。
1.ZnO質量数変調人工超格子
PLD法を用いて、Zn、Oの質量数を変調させた[(^<64>ZnO)_x/(^<68>ZnO)_y]_z、[(Zn^<16>O)_x/(Zn^<18>)_y]_zを合成し、拡散焼鈍、SIMS分析を行い、ZnOの拡散現象を調査した。ZnO薄膜中の陽イオン、陰イオンそれぞれの拡散係数、拡散係数の深さ方向依存性とその原因、ZnO薄膜中の拡散機構について明らかにした。
2.GaN同位体薄膜
MBE法を用いてGa^<14>N、Ga^<15>N、これらの多層薄膜を作製し、^<15>N置換の効果を調査した。置換により、格子振動、バンドギャップ、格子定数が変化することを明らかにした。さらに、拡散焼純、SIMS分析から、GaN中の陽イオン、窒素イオンの拡散係数を精密に求めることに成功した。
3.AlN質量数変調人工超格子
MBE法を用いて、窒素の質量数を変調させた[(Al^<14>N)_x/(Al^<15>N)_y]_zを合成した。これらの拡散焼鈍、SIMS分析により、初めてAlN中の窒素イオンの拡散係数を算出することに成功した。AlN中の窒素の拡散係数は、アルミナ単結晶中の酸素の拡散係数より二桁、Si_3N_4薄膜中の窒素拡散より一桁以上低い値であることが判明した。また、^<15>N置換試料、積層化試料の格子定数、格子振動の評価、DACを用いた高圧化での構造解析、フォノンモードの理論計算も実施した。
