Research Abstract

本研究では,面発光レーザの波長制御技術開拓と面発光レーザ構造を用いた位相・偏光状態制御の光信号処理を柱とし,面発光レーザを基盤とする新しい光デバイス工学を展開することを目的として研究を進め,以下の成果を得た.
(1) 多波長面発光レーザアレイ
多波長VCSELアレイの出力を1本の光ファイバへ合波する合波回路として,テーパ中空導波路を応用することを提案した.パターン基板上MOCVD法によって製作された多波長VCSELアレイの表面を中空導波路反射面として利用し,提案したデバイスの試作を行った.20μm間隔のVCSELアレイにおいて,4チャネルのVCSEL出力光を合波し,マルチモードファイバへ直接結合する事が可能であることを示した.光線追跡による解析により,10チャンネル規模の多チャンネル化に対応可能であることを示した.
(2) Bragg反射鏡導波路を用いたスローライト光スイッチを提案し,その巨大屈折理変化により,直交交差の全反射型光スイッチの可能性を示した.また,結合導波路構造により,その群屈折率の低分散化が可能であり,動作帯域を10nm程度まで拡大できることを示した.
(3) 面発光レーザ構造を用いた波長イコライザーの実証
面発光レーザをエタロンとして用いて,高速信号の可変イコライゼーション機能を実現し,10GHz帯域の信号を40GHz以上にまで拡大することに成功した.
(4) 波長温度無依存面発光レーザ
MEMS構造を用いた波長温度無依存動作を850nm帯面発光レーザで初めて実現するとともに,電流注入変化を用いることで約1nmの波長可変動作を同時に達成し,アサーマル・波長可変レーザの可能性を示した.
