Research Abstract

本研究では,面発光レーザの波長制御技術開拓と面発光レーザ構造を用いた位相・偏光状態制御の光信号処理を柱とし,面発光レーザを基盤とする新しい光デバイス工学を展開することを目的として研究を進め,以下の成果を得た.
(1) 多波長面発光レーザアレイ
サブ波長構造回折格子を用いて,ウェハ面内でその周期を可変にすることで,面発光レーザの発振波長を精密に制御し,広波長域にわたって多波長集積可能な多波長集積アレイを提案し,その設計指針を提示した.波長1550nm帯,980nm帯における設計を行い,しきい値や効率を一定に保ちながら,波長域20nmを超える多波長集積が可能なことを示した.
(2) 多波長集積合波器
面発光レーザと中空光導波路を組み合わせた合波光回路を提案し,光線追跡のシミュレーションを行い,10チャンネル以上の合波を1mm以下の微小回路で実現できることを示すとともに,実際に1060nm帯面発光レーザを用いて,4チャンネル合波実験を行った.この結果を基に,12チャンネル規模の多波長合波が素子長200ミクロン程度で可能なことを実証した.
(3) 波長温度無依存面発光レーザ
850nm帯面発光レーザに半導体薄膜の熱膨張係数を制御した熱アクチュエータから構成されるMEMS構造を集積し,発振波長の温度ドリフトを補償することにより,従来の単一モード半導体レーザの波長温度係数の約1/40のアサーマル動作を実現するとともに,注入電流を変化することで2nm以上の連続波長可変動作の両立を初めて実現した.また,同構造により,ドライエッチングを用いて製作誤差を補正する波長トリミングと,リソグラフィプロセスで異なった波長を集積化する多波長集積化の提案と実証に成功した.
