Research Abstract

本研究の目的は、粒径と粒子間隔を原子スケールで制御したナノ結晶シリコン(ネオシリコン)ドットに最適な配列制御技術を確立するとともに、形成された2次元規則配列ドット構造を利用して、ドット間の静電相互作用に基づくナノ量子情報処理デバイスを設計・試作・評価することにある。シリコンナノドットの集積化技術については、シランカップリング剤などによる表面修飾条件を最適化し、均一分散溶液を作製しするとともに、基板表面に段差を設けることにより、空乏ストライプ構造の発生を抑えたディップコーティングによる2次元配列構造の形成に成功した。シリコン量子情報素子の作製と電子輸送評価に関しては、電子ビーム直接描画によりSOI基板上に多重結合量子ドットと制御用サイドゲートを作製し、極低温下における電子輸送特性の測定を行った。量子ドット部分には不純物ドーピングは行わず、トップゲートによりキャリアを発生させる方法を用いたため、不純物原子の形成するポテンシャルによる寄生ドットの影響を排除して設計通りの多重結合量子ドットの作製に成功した。精密で系統的な電気特性の観測結果から、結合量子ドットに特有なハニカム構造と電荷三重点ではスピンブロッケード効果の観測に成功した。この結果はシリコン結合量子ドットで、コヒーレントなスピン操作の可能性を拓くものであり、将来の固体量子コンピューティング応用に対して極めて有望である。
