Research Abstract

極限環境下で使用される素子として期待されている炭化ケイ素半導体デバイスは、素子特性向上のため界面欠陥構造を解析する事が急務となっている。酸化膜界面の原子・電子構造を解析するため、第一原理分子動力学計算コードを用いた加熱・急冷シミュレーションにて界面構造モデルを生成した所、実素子と同様な良好なアモルファス酸化膜界面構造を生成出来る温度プロファイルを決定する事に成功し、界面における微小原子接続構造を導出した。
