Outline of Annual Research Achievements

超ナノ微結晶ダイヤモンド/水素化アモルファスカーボン混相(UNCD/a-C:H)膜は,粒径10 nm程度の無数のナノ微結晶ダイヤモンド(UNCD)が水素化アモルファスカーボン(a-C:H)マトリックスに内在する構造をとり,膜中に無数のUNCDの界面・粒界が存在し,それを起源とする特異な光・電子状態が発現する等の特徴を有する。本研究では、UNCD/a-C:Hの光・電気・機械特性と膜構造との相関を調べ、その物性の期限を明らかにすることを目標としている。
UNCD/a-C:H膜の光学パラメーターを,エリプソメトリーによって正確に調べた。実験データは、異なる振動子モデルの線形結合を使用することでフィッティングされ再現された。屈折率の値が可視領域で1.9から2.05まで変化することを明らかにした。吸光係数の値は、DLCフィルムの値に近く、光学バンドギャップは約1.63 eVであった。ESR測定により、膜中に大量の欠陥が存在することが明らかになり,これが吸収遷移に寄与している可能性があることがわかった。
同軸型アークプラズマ堆積法により窒素ドープ膜をp型Si基板に作製して,ヘテロ接合ダイオードを作製した。さらに,それらのダイオードのI-V特性を測定し,シミュレーションによりダイオード特性を詳細に解析した。実験結果はシミュレーションでうまく再現され,界面欠陥密度に加えて,ミッドギャップアクセプターライクな欠陥状態密度が支配的な欠陥であることがわかった。アンドープ層をi層として挿入してpin型にするとリーク電流が大幅に減少し,その結果UVダイオードとしての性能が向上することがわかった。

Reason

令和元年12月、所属する研究機関側の都合により、急遽勤務場所(研究室)の変更を命じられたため、現研究室で進めていた装置の構築を中断せざるを得なくなった。研究遂行上、装置の構築は不可欠なため、装置移設の準備を行い 、新しい研究室において、再度、レーザーと真空装置の実験室への固定及び真空装置の組み立てからやり直す必要が生じた。これにより予算に繰り越しが発生したが、成膜装置は複数台有るために研究遂行に問題は無かった。

Strategy for Future Research Activity

UNCD/a-C:Hの光・電気・機械特性を研究対象としており、複数の実験を複数の成膜装置を準備することで並行して行っている。このやり方は、装置のトラブル等の際に、他の装置で埋め合わすことが出来るために、研究の遂行が安定する。
