Outline of Annual Research Achievements

昨年度までの研究成果を基に,詳細な微細加工プロセスを分担者グループと共同開発し,ゲルマニウムスピンMOSFET専用のトップゲート構造の作製プロセスの低温化と,ソース・ドレイン部のpn接合構造の最適化[特願2022-194902],ゲート酸化膜(SiO2/GeO2など)の高品質化・薄膜化などを図ることで,強磁性ホイスラー合金電極からなるソース・ドレイン構造を装備したスピンMOSFET構造を実際に試作し,ゲート電圧2V以下で電流が増大する反転層型のトランジスタ動作に成功した.この成果は,半導体デバイスプロセス系の論文誌に掲載された[Mat. Sci. Semicon. Proc. 167, 107763 (2023)]. また,Ge組成の多いSiGe薄膜の成長中に薄膜内に生じる「クラック」を抑制する手法が確立してきたために,Si(111)基板上へのGe/SiGe多重量子井戸構造の作製と評価を行うこともできた.室温で(111)量子井戸層からの発光の観測にも成功している[Mat. Sci. Semicon. Proc. 177, 108300 (2024)].結果として,代表者が実現する強磁性ホイスラー合金電極をこの(111)Ge量子井戸と融合することが可能となり,Ge量子井戸へのスピン注入にも成功しつつある[論文投稿準備中].これらの成果はスピンLEDなどの更なる発展が期待される成果である.最終的に,スピン拡散長の増大に成功しているSi0.1Ge0.9層をチャネル層とする蓄積型のトップゲートスピンMOSFETを作製することにも成功し,室温でスピン伝導の観測に成功した[論文投稿準備中].
