Outline of Annual Research Achievements |
1. propose new designs of THz-QCL based on only 3-subbands: using scattering-assist scheme in which the injection is realized based on phonon-scattering instead of resonant-tunnelings, population inversion is kept at 40% even at room-temperatures for 1.5THz. per period of QCL only owns two-well with 3-subbands to achieve lasing. 2. in MBE growth, different Al% of quantum barrier AlGaAs, and precisely control of the Al% in 1000 stacked layers are developed. 3. Cu-Cu double metals waveguide is fabricated instead of Au-Au metals. 4. 185K lasing at 1.5THz is realized, 15K higher than the last fiscal year.
