Outline of Annual Research Achievements

本研究は,電子-正孔が再結合する過程 (=中間状態)として扱われてきたエキシトンを情報担体として進化させ,その伝導および記憶を利用した革新的古典/量子デバイスの創製を目指すものである.そのためにまずは,オリジナル材料ZIONを用いて,室温・長寿命エキシトンを無機材料で実現し,これにより,エキシトンをキャリアとする新概念トランジスタの室温動作を実現することを目標とした.具体的には,新材料ZIONが有する潜在的な高いエキシトン束縛エネルギーとピエゾ効果を,代表者が考案した逆Stranski-Krastanov (SK) モードを利用した高品質結晶成長技術により発現させ,デバイスの室温動作に欠かせない,高温・長寿命エキシトンの実現を試みた.その結果, ZION/ZnO歪量子井戸を用いたエキシトントランジスタにおいて,ゲートへの光照射によるスイッチングに成功した.さらに,高い出力光強度の実現を目的とし,同じZnO系材料であるZnMgOに着目し,これを障壁層とした量子井戸の形成を試みた.従来,サファイア基板上へのZnMgO単結晶膜の作製はその大きな格子不整合率から困難であったが,代表者発案の新規結晶成長モード「逆 Stranski-Krastanov」を用いることで,高いMg含有率(膜中 [Mg]/([Zn]+[Mg])比~40 at.%)においても,原子レベルで平坦な表面を有する単結晶膜を得ることに成功した.またカソードルミネッセンス測定を行ったところ,波長300 nm付近で非常に強いバンド端発光が確認された.
