波長チャネル制御を用いる半導体マイクロリングプロセッサの研究

Research Abstract

本研究プロジェクトの3年度目であった2010年度は,まず利得ピーク波長をほぼ波長1550nm帯とし,InGaAs/InGaAsP多重量子井戸を活性層とする半導体光増幅器(SOA)およびレーザを,本研究で導入した誘導結合プラズマ(ICP)ドライエッチング装置を用いて高精度に作製することに成功した.それらの光増幅特性の評価とパラメータ抽出を行い,InGaAsP多重量子井戸構造において,波長1.57ミクロンでの発振を得た.また,光増幅特性も評価を行い,本研究で実現を目指すマイクロリングプロセッサに適用できる特性であることを確認した.
また,これまでマイクロリングプロセッサにおける光フリップ・フロップ用レーザとして,マイクリロングSOAおよびループミラーで構成される一方向性発振リングレーザの発振特性の理論解析を行い,反射増幅部の利得およびリング-バスライン間の結合率を大きくすることによって,リングレーザ中の発振方向による発光強度比を大きくできることを明らかにしてきたが,このレーザ構造の試作を行った.マイクロリング導波路とバスライン導波路の結合部は,二段階エッチング法を用いて,幅0.3ミクロン,深さ1.2ミクロンの溝を形成することに成功し,所望の結合効率を得ることに成功した.発振特性評価を試みたが,残念ながら発振には至らなかった.原因を調査したところ,電極プロセスの不具合により,電極厚が不十分であったことがわかり,電流を十分に注入できなかったためと考えられる.そこで,電極厚を厚くしたデバイスを現在,再製作中である.
