超臨界ナノプレーティング法による細密高段差被覆性の結晶学的研究

Research Abstract

本申請者らは、電解質溶液と超臨界二酸化炭素のエマルジョンを形成して電気めっきを行うことにより無欠陥でレベリング性の高い皮膜が形成し得るSNP技術を開発し、その技術をナノ粒子工学と融合することにより新規な超微細半導体配線技術「発展型SNP(M-SNP)法」に発展させている。本研究では、M-SNPの電気化学反応および金属の核発生・成長の基礎を解明することを目的とし、細密高段差被覆性の結晶学的な解析を行っている。
平成20年度はφ70nm・アスペクト比2のスケールのホールを有するTEG(Test Element Group:評価用素子)への電気化学的M-SNPによる埋め込み銅配線を行ない、平成21年度はφ70nm・アスペクト比5のスケールのホールを有するTEGへの埋め込み銅配線を行ない、高いアスペクト比の微細ホールTEGにおいても電気化学的M-SNPでは埋め込み不良などの欠陥が出ないことが見出された。平成23年度は、めっき反応溶媒中の二酸化炭素組成比を変化させて電気化学的M-SNPによる埋め込み銅配線を行ない、二酸化炭素組成比が大きい場合はコンフォーマル成長、二酸化炭素組成比が小さい場合はボトムアップ成長(底面からの成長)することを明らかにした。また、ボトムアップ成長の場合結晶は基盤に対し(111)面が平行に配向した単一結晶粒として埋め込まれている事実を確認した。これらの結果により、このM-SNP技術は次世代半導体製造技術開発において世界的に画期的なものであることを支持するものである。
