Research Abstract

本研究では、伸縮自在の大面積シート集積回路を実現するため、伸縮性電子材料のデバイス物理・界面物性を解明し、さらに作製技術を確立する。特に、ナノ微細化された有機トランジスタと伸縮性の配線を集積化し、曲げても引っ張っても壊れない伸縮自在で丈夫な大面積シート集積回路を試作する。さらに、有機トランジスタとシリコンLSIを融合し、大面積シート集積回路の設計と製造技術を確立する。
昨年度までに、ノチューブをゴムの中に均一分散させる技術をさらに進めることで、ナノチューブ・ゴムのコンポジットを作製し、これを印刷手法を用いて微細にパターニングする技術を確立した。また、自己組織化単分子膜をゲート絶縁膜に用いる技術開発をさらに進めており、2V駆動で移動度2cm^2/Vsを実現するなど、高機能化、高速動作化において特筆すべき成果を上げている。
更に、自己組織化単分子膜に金属電極を埋め込むナノヘテロ構造の作製技術を確立し、これを用いた相補型の有機フローティングゲート型不揮発性メモリの開発を行った。基板にはフレキシブルフィルムを用いているため、非常に柔らかい。我々のグループの先行成果では、ペンタセンをチャネルとしたp型単一のフローティングゲート型メモリマトリックスの開発とセンサ応用について進め、一連の成果は2009年のScience誌に掲載され話題を呼んだ。
今年度は、大気安定で極めて高品質なn型有機半導体を用いて同様のフローティングゲート型構造の作成手法を開発し、p型構造と組み合わせることで、相補型(CMOS)構成での不揮発性メモリとその回路応用に成功した。これにより、低電圧駆動でき、かつ低消費電力な有機不揮発性メモリに道を拓くことができた。
今後は、この低消費電力のシート型不揮発性メモリと、これまでに開発してきた大面積で伸縮可能なシート型集積回路との集積化を行い、伸縮エレクトロニクスの高機能化を進めていく。
