酸化物ヘテロナノワイヤ構造体の創成と物性評価

Research Abstract

これまでに構造及び形状制御が確立されたMgOコアナノワイヤ上に、in-situで機能性遷移金属酸化物シェル層をレーザMBE法により堆積した。堆積過程における種々の条件(アブレーションフラックス、雰囲気温度、酸素分圧等)を適切に制御し、均一な高品質シェル層を達成した。シェル層酸化物材料群として、室温で不揮発性メモリ効果を有する岩塩型-NiO及びスピネル型Co_3O_4を用いて、岩塩型-MgOコアナノワイヤ上におけるシェル層結晶成長メカニズム及びその結晶形・格子定数の差異による影響をX線回折や高分解能透過電子顕微鏡観察により多角的に評価・解析した。上記において作製された酸化物ナノワイヤのマクロな電気輸送特性をマイクロ波電気伝導測定法及びミクロな特性をナノ電極法により評価した。また、ナノ電極法において電極界面における電荷注入効率に関する検討を行った。これらの検討の結果、単一の酸化物ナノワイヤ構造体(10nmスケール)において室温不揮発性メモリ効果が発現することを明らかにした。更に、制限電流を変調させることにより多値化動作がナノスケールで発現することを実証した。メモリ動作特性は印加電圧の極性に依存するバイポーラ型であった。不揮発性メモリ動作メカニズムを検証する為に、SET及びRESET時における電流・電圧特性に関する特徴的な傾向を見出した。この結果、発現しているメモリ効果が電圧誘起のイオンマイグレーションであることが明らかとなった。以上の結果は、従来困難であった機能性酸化物材料のナノワイヤ化を可能とし、その制限ナノ空間における物性(ここでは不揮発性メモリ効果)を明らかにした点に新規性がある。
