Outline of Annual Research Achievements

これまで実績があるMn添加強磁性半導体に加えて、従来作製することが不可能であった室温以上のキュリー温度（Tc）をもつ新しいｐ型強磁性半導体（(Ga,Fe)Sb）、ｎ型強磁性半導体（(In,Fe)Sb）およびそれらを含むヘテロ構造・ナノ構造の分子線エピタキシー(MBE)成長に成功し、その基本物性や機能を明らかにした。
・垂直磁気異方性をもつ(Ga,Mn)As/InGaAs/GaAs(001)構造をMBE成長し、GaMnAs垂直磁化薄膜に電流を流すことによって極めて高効率のスピン軌道トルク(SOT)による磁化反転を起こすことに成功した。SOTでは世界最小の電流密度4.6×10^4 A /cm2で磁化反転させることに成功した。
・光電子分光測定により、ｎ型強磁性半導体(In,Fe)Asおよびｐ型強磁性半導体(Ga,Fe)Sbの価電子帯とFe由来の不純物バンドを含む電子構造を明らかにし、強磁性発現の指針を示した。
・(Ga,Fe)Sb/InAs/(Ga,Fe)Sbからなる三層ヘテロ構造を作製し、スピンバルブ効果による磁気抵抗を観測した（Fe系強磁性半導体で初めてのスピンバルブ効果の観測に成功）。
・分子線エピタキシー成長におけるSKモードを利用することにより。Feを添加したGaSb量子ドットをGaAs基板上に成長し、その構造と強磁性、400K以上の高いTcを明らかにした。

Reason

従来から実績があるMn添加III-V族強磁性半導体に加えて、室温以上のキュリー温度（Tc）をもつ新しいｐ型強磁性半導体（GaFeSb）、ｎ型強磁性半導体（InFeSb）およびそれらを含むヘテロ構造・ナノ構造の分子線エピタキシー(MBE)成長に成功し、その基本物性や機能を明らかにしつつある。

Strategy for Future Research Activity

引き続き、従来から実績があるMn添加III-V族強磁性半導体に加えて、室温以上のキュリー温度（Tc）をもつFe添加III-V族強磁性半導体を含むヘテロ構造・ナノ構造を作製し、その物性と機能を明らかにするとともに、デバイス応用の研究を進める。
