Outline of Annual Research Achievements

これまで実績があるMn添加強磁性半導体に加えて、従来作製することが不可能であった室温以上のキュリー温度（Tc）をもつ新しいｐ型強磁性半導体（(Ga,Fe)Sb）、ｎ型強磁性半導体（(In,Fe)Sb）およびそれらを含むヘテロ構造・ナノ構造の分子線エピタキシー(MBE)成長に成功し、その基本物性や明らかにしてデバイス機能を示した。
・InAs半導体単結晶中にFe-As正四面体結合を1原子層の厚さの平面内に閉じ込める添加方法を実現し、閃亜鉛鉱型結晶構造を保ちつつすべてのFe原子を中心位置から1.5原子層以内に局所的に分布させることに成功した。この成長技術により、FeAs原子層をInAs結晶中に等間隔に埋め込んだ単結晶FeAs/InAs超格子構造の作製に成功した。超格子構造全体の強磁性秩序が強く、すべてのFe原子が最大に近い5μB (μB :ボーア磁子)の磁気モーメントを持つこと、電気抵抗が外部磁場によって500％変化する巨大磁気抵抗効果を観測、さらに電界効果トランジスタデバイスを作製し、ゲート電界の印加によって巨大磁気抵抗効果を変調できることを示した。本研究により作製した超格子構造は、新規機能材料としてスピン自由度を用いた電子デバイスに応用できる可能性がある。
・世界最高品質の単結晶ダイヤモンド型結晶構造をもつα-Sn薄膜をIII-V族半導体InSb上にMBE成長することに成功した。量子輸送測定と解析により、α-Snがトポロジカル・ディラック半金属であること、膜厚を薄くすると２次元トポロジカル絶縁体（および通常の絶縁体）になるなど、多様なトポロジカル相を持つことを示した。α-Sn薄膜は、材料物性の制御性、主要な半導体との整合性、環境にやさしい単元素構造を持つことから、トポロジカル物性機能の開拓と将来の量子情報デバイスのための新しいプラットフォームとして有望な量子物質である。

Reason

従来作製することが不可能であった室温以上のキュリー温度（Tc）をもつ新しいｐ型強磁性半導体（(Ga,Fe)Sb）、ｎ型強磁性半導体（(In,Fe)Sb）およびそれらを含むヘテロ構造・ナノ構造の成長に成功し、その新しい物性機能を示した。さらに、当初計画外の成果として、世界最高品質の単結晶ダイヤモンド型結晶構造をもつα-Sn薄膜をIII-V族半導体InSb上にエピタキシャル成長することに成功した。

Strategy for Future Research Activity

引き続き、強磁性半導体を用いたヘテロ構造、ナノ構造の成長、物性機能、デバイス応用の開拓研究を進める。
