Outline of Annual Research Achievements

これまで実績があるMn添加強磁性半導体に加えて、従来作製することが不可能であった室温以上のキュリー温度(Tc)をもつ新しいp型強磁性半導体((Ga,Fe)Sb)、n型強磁性半導体((In,Fe)Sb, (In,Fe)As)およびそれらを含むヘテロ構造・ナノ構造の分子線エピタキシー(MBE)成長に成功し、その基本物性や明らかにしてデバイス機能を示した。令和4(2022)年度の主な成果を述べる。
(1) 非磁性半導体(InAs)/強磁性半導体((Ga0.8,Fe0.2)Sb)からなるヘテロ構造における新しい電子伝導現象(巨大な磁気抵抗効果)の発見とその電界制御に成功した。特に、奇関数を示す巨大磁気抵抗効果を発見、磁場を反転させた場合の抵抗変化は最大で27%であり、これまでの記録を10倍以上更新する結果を得た。この結果は、時間反転対称性と空間反転対称性が同時に破れているという物質中の特異な対称性の破れによって、これまでにない大きな奇関数磁気抵抗効果という巨大応答が引き起こされたという点で大きな意味がある。
(2) 横型スピンバルブ素子における世界最高の横型スピンバルブ比とゲート変調を実現した。MBE法によりSrTiO3基板上に厚さ12 nmのLaSrMnO3層をエピタキシャル成長し、電子ビーム(EB)露光によりナノサイズの非常に短いMott絶縁体のチャネルを持つ横型スピンバルブ素子を作製することに成功した。このLaSrMnO3 / SrTiO3 / LaSrMnO3からなるデバイスでは、横型スピンバルブ構造としては世界最高値である115 %という極めて大きなMR比を得た。
(3) n型強磁性半導体InFeSb或いはInFeAs / p型強磁性半導GaFeSbからなる強磁性半導体p-n接合を作製し、500%のMR比を示す巨大なスピン依存伝導特性を観測した。

Reason

従来作製することが不可能であった室温以上のキュリー温度(Tc)をもつ新しいp型強磁性半導体((Ga,Fe)Sb)、n型強磁性半導体((In,Fe)Sb、(In,Fe)As)およびそれらを含むヘテロ構造・ナノ構造の成長に成功し、その新しい物性機能を示した。特に、奇関数磁気抵抗効果など新しい巨大物性応答を観測しその機構の一端を解明した。

Strategy for Future Research Activity

当初計画外の成果として、世界最高品質の単結晶ダイヤモンド型結晶構造をもつα-Sn薄膜をIII-V族半導体InSb上にエピタキシャル成長することに成功し、トポロジカル物質としての性質を明らかにしたので、これを含めて狭ギャップ強磁性半導体と組み合わせ、さらに機能開発を行う。
