Outline of Annual Research Achievements

1.非対称二重回折格子ゲート型グラフェントランジスタを研究代表者らが独自に開発してきたエピタキシャルグラフェン製膜,グラフェン・窒化ホウ素剥離転写,グラフェンチャネルゲートスタック等のプロセス技術を駆使し,素子の設計・試作を実施した[前年度からの継続課題,担当:尾辻泰一,渡辺隆之(研究分担者),吹留博一(研究協力者)].
2.デバイスモデリングに関しては,第一に,グラフェン電子正孔のクーロン相互作用に伴う多体効果をキャリア自己エネルギーとして記述し,ランダム位相近似およびGWA法により線形バンド分散の崩れ(ブロードニングと非線形性)を伴うグラフェンプラズモンを2.5次元に次元拡張して定式化し,ポアッソン方程式と連立して自己無撞着に数値解析するシミュレータを完成した[前年度からの継続発展課題,担当:尾辻泰一,佐藤昭(研究分担者)].第二に,「プラズモン異常不安定性」と命名した従来理論では説明のつかない実験結果を説明し得る可能性のあるグラフェンディラックプラズモンに特有の新規な不安定性が生じ得ることを理論的に発見し,「クーロンドラッグ不安定性」と命名した.
3.研究代表者所有のテラヘルツ時間分解分光計測装置を用いて実証に成功したテラヘルツ帯コヒーレント増幅に続き,フーリエ変換赤外分光光度計を用いて試作素子におけるテラヘルツ帯自励発振の観測に挑み,その兆候を捉えることに成功した[前年度からの継続課題,担当:尾辻泰一,渡辺隆之(研究分担者)].
4.グラフェンプラズモン異常不安定性を新原理として導入したテラヘルツ増幅素子および光・テラヘルツ波周波数変換・増幅素子を設計試作評価し,従来技術に対する量子効率改善効果を評価した結果,電流駆動による不安定性発現により,光-テラヘルツ波変換利得ならびにテラヘルツ波検出感度を1桁以上向上できることを実証した[前年度からの継続課題,担当:尾辻泰一].
