Outline of Annual Research Achievements

前年度に続き、従来不可能であった室温以上のキュリー温度(TC)をもつ新しいp型強磁性半導体(GaFeSb)、n型強磁性半導体(InFeSb)およびそれらを含むヘテロ構造の分子線エピタキシー成長に成功し、その基本物性や機能を明らかにした。
・光電子分光により、n型強磁性半導体(In,Fe)Asおよびp型強磁性半導体(Ga,Fe)Sbの価電子帯とFe由来の不純物バンドを含む電子構造を明らかにし、強磁性発現の指針を示した。
(1)(Ga,Fe)Sb/InAs/(Ga,Fe)Sbからなる三層ヘテロ構造を作製し、スピンバルブ効果による磁気抵抗を観測した(Fe系強磁性半導体で初めてのスピンバルブ効果の観測に成功)。
(2)分子線エピタキシー成長におけるSKモードを利用することにより。Feを添加したGaSb量子ドットをGaAs基板上に成長し、その構造と強磁性、400K以上の高いキュリー温度を明らかにした。
(3)強磁性半導体の単一薄膜を用いて、電流を流すことにより生じるスピン軌道トルクを利用して、世界最小の電流密度4.6×104 A /cm2で磁化反転させることに成功した。

1: Research has progressed more than it was originally planned.

Reason

従来不可能であった室温以上のキュリー温度(TC)をもつ新しいp型強磁性半導体(GaFeSb)、n型強磁性半導体(InFeSb)およびそれらのヘテロ構造の作製に成功し、その基本物性を次々に明らかにするとともに、スピンバルブ効果による磁気抵抗の発現、スピン軌道トルクにより世界最小の電流密度で磁化反転に成功する(Nature Electronicsに出版)など、当初計画以上に成果を挙げている。

Strategy for Future Research Activity

昨年は新型コロナウイルスの影響で大学で実験研究をすることが一時的に禁止され、ほとんどすべての学会が中止されたが、解禁されたのちには直ちに実験を再開した。人数を制限するなどの制約はあるものの、今後も感染防止に最大限注意を払いつつ、狭ギャッ強磁性半導体の物性機能の研究開発とそのデバイス応用の研究を一層進める予定である。
