ナノシリコン弾道電子源の液体・気体・固体中動作と応用

Research Abstract

ナノシリコンによる弾道電子エミッタの液体、気体、固体中の動作特性を解析し、それぞれの動作媒質において生じる電子注入効果の究明と応用の基礎検討を行った。主な成果を以下に示す。
1.弾道電子放出機構の理論的解析
シリコンナノドットがトンネル酸化膜で連結した構造における電子輸送過程を理論的に解析した。その結果、ナノドット内では量子化準位形成により電子-フォノン散乱が抑制されると同時に電子のホット化に伴ってトンネル確率が急激に増大する効果が加わり、注入の初期段階で電子が弾道走行に至ることがわかった。電子のエネルギー分布の計算結果は実験データとも一致した。
2.液体中動作特性の基礎解析と応用研究
種々の溶液におけるナノシリコン弾道電子エミッタの動作特性をサイクリックボルタモグラムなどにより測定し、放出される弾道電子が強い還元作用を有することをさらに裏付けた。また、放出電子のエネルギーと種々のイオンの還元電位との相関に関する検討をふまえて動作溶液を多くの金属塩水溶液に拡大し、対向電極を用いない電子源の単独動作によって電子放出面上に金属および半導体(シリコン)の薄膜が均一に堆積することを確認した。多層膜が容易に形成できるなど、従来のウエットおよびドライプロセスとは異なる低温薄膜堆積技術としての特質を明らかにした。
3.気体中動作と特性の解析
高圧Xeガス中の電子源動作によるXe分子からの真空紫外光発生過程を解析し、分子内直接励起と緩和の機構を定量的に解析し、平面照明などへの応用に向けた技術課題を提示した。
4.固体中動作と素子化の基礎検討
弾道走行を応用するために必要なナノシリコンのセルフスタンディング膜を大面積で形成する技術を開発し、弾道電子輸送を光導電などの光機能と融合する基盤を固めた。
