Research Abstract

プラズマ先進活用による新素材グラフェンの創製と新奇機能創出の最終年度計画に基づき,以下の成果が得られた.
1.前年度までに確立した電気炉融合型高周波プラズマCVD装置を利用して,シリコン基板上へのグラフェンの直接合成を行った.従来の方法ではグラフェン合成はニッケル,銅等の金属表面でのみ合成が可能であったが,本プロジェクトの最終目的である新素材グラフェンのデバイス応用には,シリコン酸化膜に代表される絶縁基板上への直接合成が必要不可欠であった.そこで,グラフェン合成に触媒として働くニッケル薄膜の膜厚を精密制御した結果,従来のニッケル表面ではなく,ニッケルと支持基板界面で合成されることを見出した.この技術を応用して,シリコン酸化膜上に膜厚制御したニッケル触媒を配置しプラズマCVDを行うことで,ニッケルとシリコン基板界面への高品質グラフェンの合成を実現し,さらに上部のニッケル薄膜を化学的手法によりエッチングすることで,シリコン基板上へ高品質グラフェンの直接合成に成功した.
2.上記のグラフェン直接合成時に,反応性ガスを添加することで,グラフェンの電気伝導特性タイプをp型からn型へ自在に制御することに成功した.これは,反応性ガスとしてアンモニアを利用し,グラフェン中に窒素原子をドーピングすることで窒素がキャリアドーパントとして働いたことに由来すると考えられる.
