強相関酸化物ナノエレクトロニクス構築に関する研究

Research Abstract

本研究では、強い電子相関により、高温での金属-絶縁体転移、強磁性転移など新奇物性を示す遷移金属酸化物において、ナノサイズ超構造、及びナノヘテロ構造を作製し、物性発現の源である最小単位の強相関電子相をバイアス電圧・温度・光により制御できる技術・方法論を確立し強相関エレクトロニクスを創出することを目的とする。
■数十~数百ナノメートルサイズの単一電子相を電気的に制御・信号読み取りを行うには、酸化物ナノ加工技術の深化が不可欠である。本年度は、室温付近で数桁にも及ぶ抵抗変化を示す二酸化バナジウム(VO2)、及び高温強磁性半導体である(Fe,TM)304(TM=Zn or Mn)の超微細ナノ加工技術技術を発展させ、数十ナノメートルサイズの試料を作製することに成功した。
■(Fe,Zn)304/Nb-SrTiO3ナノドット強磁性ダイオードを作製し,良好なSchottkyダイオードの電流電圧特性を得た.ダイオードへの磁場印加(H=0~8T)により,バイアス電界に依存した磁気抵抗の制御に成功した。負バイアスで磁気抵抗効果が増大することより、強磁性層のバンドのゼーマン分裂によるスピン準位の制御と界面におけるSchottky障壁を介した磁気抵抗効果と解釈できる。またドット径が小さくなるにつれが上昇する傾向が観測されスピン偏極率P=0.9とバルク薄膜値(P=0.7)より大きい値を得ることに成功した。ナノ構造化により、従来の薄膜デバイスを凌駕する優れた特性を作製できると期待される。今後の酸化物デバイス高性能化の重要な知見を得た。
