強相関酸化物ナノエレクトロニクス構築に関する研究

Research Abstract

本研究では、強い電子相関により、高温での金属絶縁体転移、強磁性転移など新奇物性を示す遷移金属酸化物において、ナノサイズ超構造、及びナノヘテロ構造を作製し、物性発現の源である最小単位の強相関電子相をバイアス電圧・温度・光により制御できる技術・方法論を確立し強相関エレクトロニクスを創出することを目的とする。
(1)強磁性電界効果トランジスタ:格子整合MgO(001)基板上にエピタキシャル成長させたFe_<2.5>Zn_<0.5>O_4と有機ゲート絶縁膜パリレンを用いたFET構造を新たに設計し、約15倍の電界効果移動度の向上に成功した.
(2)VO_2歪み薄膜における電界誘起超巨大絶縁体一金属相転移:1次元次元ナノワイヤ構造を作成し、前年度発見した金属電子相ドメイン発生パターンを人工的に制御することにより、その相転移挙動(変化率、転移温度)を任意に制御できることを見出した。さらにイタリア:Genova大との共同研究により、フリースタンディングTiO_2基板上にエピタキシャルVO_2薄膜デバイス構造を形成し、電流印加による強相関相転移メモリ動作デモンストレーションに成功した。
(3)極小サイズ(50nm以下)のナノデバイス形成に関して:パルスレーザ蒸着(PLD)法でテンプレート側面へ薄膜結晶を成長させることにより、装置分解に縛られず分子層レベルでナノ構造のサイズ(厚み)制御が可能な"3DナノテンプレートPLD法"を新たに考案した。これにより、透明酸化物半導体ZnO、強相関酸化物(Fe,Mn)_3O_4および(Fe,Zn)_3O_4において、いずれも従来の限界を超えた10~40nmサイズでの各種ナノ構造(細線・ドット・ボックス)の作製を実現した。またより高度に形状制御された(Fe,Mn)_3O_4ナノ狭窄磁気抵抗デバイスの作成に成功した。

Reason

高温強磁性Fe酸化物ヘテロ構造デバイス、室温金属・絶縁体相転移VO_2薄膜デバイスおよび強相関酸化物ナノデバイス構造作製において顕著な成果を挙げていると判断されるため。さらにナノデバイス加工技術の研究において今後一層の進展が期待できるため。(平成24年度:中間評価判定:【A】)

Strategy for Future Research Activity

これまでに基本動作を達成した以下の代表的な二つの強相関酸化物デバイスにおいて、
・高温強磁性強相関(Fe,Zn)_3O_4薄膜ヘテロ接合デバイス:室温電界強磁性・磁気抵抗制御
・室温巨大金属-絶縁体転移VO_2薄膜デバイス:電界制御金属・絶縁体相転移スイッチ
前年度までに確立した、独自の酸化物ナノ構造作成技術を用い、10nm-100nmサイズの極小ヘテロ構造デバイスを作製することにより、その外場応答率を10~100倍に向上、必要電界を1110以下にする事を目指す。これまでに薄膜デバイスで基本性能は既に達成しており、目的達成の原理・手法とも完備し目的を達成出来ると期待される。
