局所電流注入による窒化物半導体の発光効率分布可視化手法の開発

Outline of Annual Research Achievements

III族窒化物半導体を用いた発光素子の中でも特にAlGaNをベースとした深紫外発光ダイオード(DUV-LED)は殺菌用紫外線光源として注目されている。本研究は、原子間力顕微鏡(AFM)を用いた局所電流注入型の顕微エレクトロルミネッセンス測定手法を確立し、DUV-LEDの電流注入動作時の発光効率分布を、電流密度分布の影響なく高空間分解能で可視化することを目的とする。
2023年度は、電流注入による試料からのEL発光を確認するため、カンチレバーから注入できる電流を増大させることと平面走査中の注入電流を安定させることを目的として、カンチレバーの曲率半径とばね定数を変更し測定条件の探索を行った。加えて、表面モフォロジーと発光特性分布の関係について電流注入測定へとフィードバックするために、試料表面にマーキングを施してAFMとカソードルミネッセンス(CL)で同一箇所の評価を試みた。電流注入によるEL測定は、十分な発光強度を観察できるだけの電流を注入することができなかったが、AFM観察により取得した結晶表面のステップテラス構造の形状とCL測定により取得した発光強度分布に高い相関性が確認された。ステップテラス構造の形状に起因してIII族原子の組成や点欠陥生成確率に揺らぎが生じ、キャリアの局在や発光再結合確率の不均一を引き起こしていることを示唆する結果である。
本研究では局所電流注入によるDUV-LEDの顕微発光特性評価手法開発および関連する物性評価を実施するとともに、DUV-LEDの結晶品質向上に取り組んだ。本研究を通して波長265 nmおよび230 nm帯LEDの外部量子効率向上を実現したほか、今後の深紫外発光素子の特性向上につながる知見を得ることができた。
