超低消費電力光配線のための集積フォトニクスの進化

Research Abstract

研究代表者の提案したMEMS 構造集積化による絶対波長安定化(アサーマル)面発光レーザアレイ,光群速度低下させて素子サイズを大幅に小型化して高速化を図るスローライト光検出器/光変調器をキイデバイスとして,その並列アレイ化,多波長集積化,超高速化,低消費電力化を進めて,現状技術の100 倍から1000 倍の超大容量(100Gbps-1Tbps)の光リンク/光配線のための革新的な集積光デバイスの開発を行い,高速化と低消費電力化を両立する集積フォトニクスの進化を目指し,平成25年度は,以下の研究成果を得た.
波長850nm帯面発光レーザにMEMS構造を集積し,従来の半導体レーザの1/10以下の小さな波長温度係数を実現すると同時に,カンチレバー構造に静電力を印可することで,10nmを超える波長可変動作を実現し,アサーマル波長掃引レーザの動作を実証した.また,面発光レーザにスローライト導波路を直接結合する集積手法を用いて,面発光レーザに横方向結合共振器を構成し,面発光レーザとしては,世界最速の変調帯域29GHzを超える高速変調動作を実現した.また,同手法を用いて,面発光レーザに超小型電界吸収光変調器を集積した光機能素子の実現に成功した.長さ30μm以下の小型集積化を可能としたもので,変調電圧振幅も200mVという世界最高レベルの低駆動電圧を実現して,高密度集積化・高速動作・低消費電力動作を実証するなど高速低消費電力光インターコネクトに向けた新しい進展が得られた.一方、スローライト導波路の高分散特性を利用した解像点数1,000を超える世界最高レベルの高解像度ビーム掃引デバイスを実現し,それを分散素子として用いる波長選択スイッチに展開し,100ポート規模の大規模・小型光スイッチの動作実証に成功した.

2: Research has progressed on the whole more than it was originally planned.

Reason

研究目標であるアサーマル波長可変面発光レーザを初めて実現するとともに,面発光レーザ構造を基軸としたスローライトスイッチ,光変調器の小型化に成功するとともに,結合共振器を用いて世界最速の面発光レーザを実現し,面発光レーザに光デバイスを横方向に集積する基盤技術を開発するなど,当初目標に向けて順調に研究が進展している.また,本研究開始後に,スローライト導波路の巨大分散を利用した世界最高解像度を有する超高解像度ビーム掃引技術とそれを利用した波長選択スイッチを実現するなど新たな展開を推進している.本研究により,光配線の中核デバイスである面発光レーザを基軸として,新たな機能の付加・集積化を可能とする「面発光レーザフォトニクス」とも呼ぶべき領域が確立されつつある.本研究の達成により,将来の短距離光配線の高速化・低消費電力化,高機能化に大きな効果がもたらされる.
現時点で得られている研究成果は以下に集約される.1)温度変化に対する絶対波長安定化と静電力を用いて連続的に波長可変動作を可能にする半導体レーザを初めて実現し,今後,加速的に伝送容量が拡大する短距離ネットワークや機器間・内の光配線で,温度制御無しでのWDM光源の新展開の方向性を示した.2)垂直共振器と変調器や増幅器,ビーム掃引などの機能デバイスを集積する新しい手法を提案・実証.特にデータセンターなどの将来の光配線における面発光レーザの高機能化に大きなインパクトをもたらす基盤技術を開発した.3)超小型光スイッチや世界最高レベルの低電圧・小型光変調器を実現し,光配線用光源として中核をなす面発光レーザの高速化(>40Gbps)・低消費電力化を可能にする基盤技術を確立した.4)スローライト導波路の高分散特性を利用した世界最高レベルの高解像度ビーム掃引デバイスを実現し,100ポート規模の大規模・小型光スイッチとしての可能性を実証した.

Strategy for Future Research Activity

平成25年度までに得られた研究成果を基に,多波長集積化について,さらに波長域の拡大や,波長間隔の高精度制御に取り組み,高密度多波長集積面発光レーザアレイを実現する.10波程度の集積規模の素子,高密度集積化(空間,周波数)を実現する.また,マイクロマシンを用いた面発光レーザによる波長制御技術を用いて,波長が温度に依存しない多波長面発光レーザアレイの広温度範囲動作,高精度な波長トリミング技術を実現して,その性能を更に向上し,外部条件が変動しても自在に波長を制御できる高密度多波長半導体レーザアレイ技術を確立していく.さらに,直接変調などの動特性評価を行い,高密度多波長半導体レーザアレイ技術を確立するとともに,ウェハ内のプロセス均一化や絶対波長の制御技術を完成する.
面発光レーザへの機能集積とスローライトフォトニクスに関しては,面発光レーザとの面内横方向の高効率結合法を完成し,デバイスの高効率化,スローライトフォトニクスによる高速光変調器集積光源のSub-Voltの低電圧化とその40Gbpsに及ぶ高速動作・低消費電力化をさらに進める.同時に,面発光レーザの直接変調の高速化と低消費電力動作の限界究明として,横方向光結合を用いた新規な共振器構造により,光遅延法,差動変調法などの新しい直接変調の高速化手法を確立して,40Gbps相当の超高速変調を実現する.このように,超高速直接変調と外部変調集積化の両面から,低消費電力化と高速化の両立を可能にする光源技術を完成する.
各研究項目の成果を用いて,幹線系光通信網から,都市内,LAN装置間・装置内光配線におけるテラビット級高速光ネットワークの構築への応用を探り,1ビット伝送当たりに必要な電力を削減するための極限技術開拓に取り組んで,低消費電力化のための基盤デバイス技術の確立を進めて,低消費電力光インターコネクトの基盤技術を構築する.
