結晶エンジニアリングによるオリゴマー半導体レーザーの開発

Research Abstract

1回折格子を用いた発光トランジスタデバイスからの狭線化発光
シリコン基板上の酸化シリコン層に集束イオンビームで回折格子を刻印し、この回折格子上に有機半導体薄膜結晶を貼り付けて、酸化シリコン層をゲート絶縁膜とする発光トランジスタデバイスを作製した。有機半導体として、チオフェン環とフェニレン(ベンゼン)環からなり、(チオフェン/フェニレン)コオリゴマーと称する複合オリゴマー材料を用いた。デバイスのゲート電極に交流電圧(振幅:100V、周波数:20kEzの矩形波)を印加し、ソース電極とドレイン電極に、それぞれ-70Vおよび70Vの直流電圧を印加してデバイスからの発光を調べた。その結果、明瞭な狭線化発光(半波高全幅値:~2.1nm)を観測した。発光トランジスタからの狭線化発光はこれまでに観測例がなく、電流注入有機レーザーの実現に向けて一歩踏み出したところに本研究の意義と重要性がある。
2発光トランジスタデバイスの発光効率の向上
従来の発光トランジスタは、駆動電圧が高く、発光効率が低いという難点があった。この課題を克服するために、以下の方策を採用した:(チオフェン/フェニレン)コオリゴマー分子の両末端に異なる置換基(メトキシ基とトリフルオロメチル基)を導入した材料を新規に開発した。この材料を発光層としたトランジスタデバイスを作製し、キャリア注入効率と輸送効率を双方とも高めて発光効率を向上させることに成功した。このデバイスにおいて、上述した交流ゲート電圧の印加が効果の高いことを併せて確認した。これらの成果は、発光トランジスタを効率よく、かつ安定駆動させる上で重要性が高い。上記の成果と併せて、結果を一流の学術誌に公表した。
