ナノカーボン材料に基づく熱可塑性電子デバイスの創製

Research Abstract

今年度はほぼ当初計画の通り、1.All-CNT集積回路の創製、2.熱成形プロセスの構築、3.CNT TFTの構造・特性に対する延伸の影響の解析について実施し、以下の成果を得た。
1.All-CNT集積回路の創製
CNT集積回路において、TFTのチャネルのみならず、電極・配線についてもCNT薄膜を用い、世界で初めて全カーボン集積回路を実現した。特に、SRAMなどはCNTを用いて初めて実現された集積回路でもある。
なお、ゲート絶縁膜や層間絶縁膜には厚さ660nmのPMMAを用いたが、5V程度の低電圧動作が可能であった。この低電圧動作は1次元構造への電界集中効果により実現できているものを考えられる。
2.熱成形プロセスの構築
簡易的な成型用の治具を作製し、プラスチック基板を熱成型するためのプロセスを構築した。はじめに、加熱・吸引型の成形プロセスを試みたが、変形させるにはプラスチック基板の軟化点付近まで加熱する必要があり、形状の制御が困難であった。最終的には、加熱・加圧方式により、ドーム型などの立体的な成形を実現した。
3.CNT TFTの構造・特性に対する延伸の影響の解析
全カーボンTFTをドーム型に熱成形し、その構造と特性の変化を調べた。SEMで構造を調べたところ、2軸方向に均一に延伸されており、電極やチャネルに亀裂や剥がれは生じていないことを確認した。TFTは18%程度の2軸延伸においても動作し、全カーボンTFTの優れた延伸性を実証した。さらに、モンテカルロシミュレーションにより2軸延伸がTFTの特性に及ぼす影響をシミュレートしたところ、実験の結果を再現した。このことは、延伸プロセスにおいてCNTは切断されず、CNT間の接合で滑ることによりひずみを緩和していることを示唆している。

当初計画の通り、集積回路の熱成形と動作実証、ドーピングによる集積化技術の高度化、有機EL素子などの機能集積化を進める。

Expenditure Plans for the Next FY Research Funding

CNT配線に対する延伸の影響、全カーボン集積回路の成形実証、ドーピング技術の開発を進める。なお、全カーボン集積回路試作実験で使用する消耗品費が節約できたため残額が生じた。当該経費は次年度経費とともにCNT成長技術の開発に使用する。
