化合物半導体キャリアによるメタマテリアルの動的制御を用いた小型光変調器の開発

Outline of Annual Research Achievements

本研究では、光通信帯域におけるメタマテリアルによる動的制御を基に,小型かつ高性能のマッハツェンダー変調器の研究を展開した。以下、具体的な研究経過・成果を述べる。
まず、化合物半導体のキャリア密度を制御することで光通信帯域におけるメタマテリアルの動的制御を行った。制御の概要であるが、化合物半導体基板上に浅い溝を掘り、その内部に金属微細共振器を作製した。ここで、デバイス上部からゲート電圧を印加することで、化合物半導体内に伝導キャリアを生成し、それに伴って金属共振器のギャップ容量を変化させることができる。この状況下では、ゲート電圧印加によるキャリアがあるときの比透磁率は通常の物質と同じく1に固定され、キャリアがないときの比透磁率は1以外の値を取ることになる。以上の議論にもとづいて、実際に構造を設計した後、実際に半導体基板上に作製した微細共振器アレイの評価を行った。基礎データとしてフーリエ変換型赤外分光を用いて測定を行った。通信波長である1.5μm帯の信号光を試料に入射し、ゲート電圧印加直前および直後の透過・反射強度を測定することで、キャリア生成によってメタマテリアルの磁気応答が変化する様子を観測することができた。
次に、本技術を用いた「透磁率制御によるメタマテリアル装荷型変調器」の実現に成功した。本素子では、マッハツェンダー干渉器の各アームに前述の特殊な微細共振器(メタマテリアル)が一列に埋め込まれた構造となっている。素子上部からゲート電圧をかけ、アーム部の共振周波数をシフトさせる(透磁率を変化させる)ことで、強度変調を行った。透磁率を制御することで、本来屈折率の可変幅が狭いInP系デバイス内において大きな屈折率変化を持たせることが可能となり、結果として、素子長200μmという小型変調器において、2-12Vの電圧印加で約7.0dBの消光比を得ることに成功した。
